Lim Thiam Chye

Lim Thiam Chye is the Head of Technical Solutions Management for Asia Pacific at Heraeus Electronics since Mar 2020. He is responsible for providing technical solutions to customers for Heraeus’ products including Solder paste, bonding wires, Metal Ceramic Substrate & Thick Film Materials. Prior to joining Heraeus Electronics, he was a senior Package Development Manager in Micron Semiconductor Asia and has more than 20 years of experience in assembly processes and packaging technology. He played a key role in the startup of multiple memory stacked die and mixed memory packages and holds more than 45 patents in IC packaging.
